The present invention provides compound tunneling field effect transistors integrated on a silicon substrate and methods for fabricating the same, the present invention enables to increase tunneling efficiency with an abrupt band slope by forming a source region with a material having a bandgap at least 0.4 electron volts (eV) narrower than that of silicon, to increase a driving current (ON current) by forming a channel region with a material having almost no difference in lattice constant from a source region and having a high electron mobility at least 5 times higher than that of silicon, and to increase simultaneously ON/OFF current ratio to a great amount by forming a drain region with a material having a bandgap wider than or equal to that of a channel region material to restrain OFF current to the utmost.

L'invention permet d'augmenter l'efficacité de tunnellisation avec une pente de bande abrupte, par formation d'une région source avec un matériau qui présente une bande interdite d'au moins 0,4 volt d'électron (eV) plus étroite que celle du silicium, afin d'augmenter un courant d'entraînement (courant ON) par la formation d'une région de canal avec un matériau ne présentant quasiment pas de différence de constante de treillis par rapport à une région source et ayant une mobilité d'électron élevée, au moins 5 fois supérieure à celle du silicium et d'augmenter simultanément le rapport de courant ON/OFF dans une quantité supérieure par la formation d'une région de drain avec un matériau présentant une bande interdite plus large ou égale à celle d'un matériau de région de canal pour limiter le courant OFF au maximum.
